Their "substance" seems to have been due to whatever spell Sauron had on them. With Sauron's fall and the destruction of the Ring, the Nazgul were at the very least released from their bondage, and I suspect withered away or just evaporated into the nothingness that they already were. I've recently moved and my books are still packed, so I can't check anything out to make certain. How frustrating to be without my Tolkien!
